Type: article
Abstract: • The W-Ti refractory alloy targets were first designed by dynamic sintering and forging (DSF) integrated method. • The method achieved the synergistic controlling of high densities, fine-grain and low Ti-rich phase content. • The hardness of samples prepared by DSF achieved an unprecedentedly high level. • The DSF integrated method provides a reference for high-performance refractory alloy preparing at low-temperature. The synergistic controlling of high densities, fine grain sizes, and low titanium-rich phase content is critical for high sputtering quality of W-Ti refractory alloy targets. In this work, high-performance W-Ti alloy targets have been successfully designed and prepared for the first time by using the dynamic sintering and forging (DSF) integrated method. Compared to hot press (HP) and hot oscillating pressing (HOP), DSF can achieve a relative density of 99.31 % for W-Ti alloys at a lower temperature of 1100 °C (more than 200 °C lower than the above methods). Moreover, its grain size was not grown abnormally and the formation of the Ti-rich phase was suppressed not to be observed. This had never been achieved in previous studies. The DSF integrated method preliminarily achieved the synergistic control of high densities, fine-grain sizes, and low titanium-rich phase content, which achievement provides a technical reference for the preparation of high-performance refractory alloy targets at low temperatures.
