Abstract: ULTRARAM is a novel non-volatile memory concept based on III–V quantum heterostructures, promising DRAM-like speed, Flash-like retention, and ultra-low write energy. While its underlying physics is elegant, its path to commercial viability remains obstructed by fundamental materials and engineering barriers. This Perspective outlines the unresolved issues in interface passivation, integration, and array-level variability, with particular focus on the fragility introduced by storing a similar electron density to that of the typical interface trap density in the material system. This limited charge is not arbitrary but arises from the discrete quantum states between the floating gate and injector wells, making ULTRARAM uniquely vulnerable to interface trap density and residual charge effects. Without breakthroughs in III–V interface engineering, the technology remains constrained to isolated laboratory success.
