The properties of graphene-tuned GaAs photocathodes

Year: 2025
Type: article
Abstract: This study proposes an innovative semiconductor/oxide/graphene heterostructure design for Cs/O activation-free GaAs photocathodes. By strategically selecting oxide materials such as Al2O3, Si3N4, or SiO2 and optimizing layer thicknesses, coupled with bias control at the grapheme–GaAs interface, an effective interfacial band engineering strategy is demonstrated. A comprehensive semiconductor–oxide–graphene photoemission model is developed, wherein SILWACO TCAD is employed to numerically solve two-dimensional continuity equations. This model enables systematic simulation of how key parameters—including absorption layer thickness, doping concentration, and bias voltage—influence the external quantum efficiency (EQE). Simulation results reveal that Al2O3 outperforms other candidates as the oxide layer. The optimal parameters are determined as follows: GaAs absorption layer with a thickness of 350 μm and doping concentration of 1 × 1017 cm−3, tunneling oxide layer with a thickness of 10 nm, and field oxide layer with a thickness of 200 nm. Under low-vacuum conditions (1 × 103–1 × 10−1 Pa) and illumination with a 600 nm wavelength light at a power of 40 mW, this photocathode structure achieves a peak external quantum efficiency of 9.5%. The proposed graphene-mediated interface engineering approach offers a promising solution for developing high-stability photocathodes while simultaneously enhancing their performance characteristics.
