Semiconductor Laser with Mode-Locking and Single-Longitudinal Bifunctional Operation

Abstract: We demonstrate a novel 1550 nm AIGaInAs semiconductor laser with dual-mode operation; a mode-locked pulsed mode at 17.7 GHz with a timing jitter of$5.3 \text{ps}(10 \text{kHz}-100 \text{MHz})$and an RF linewidth of 22 kHz, and a single-wavelength continuous-wave mode with a 33 dB side-mode suppression ratio.
