Solid-State Enhanced CPU Lid Design: A Practical Alternative to Inert-Gas Cavity Sealing
Year: 2025
Type: article
Abstract: Conventional CPU integrated heat spreader (IHS) designs sometimes incorporate inert gas cavities to minimize oxidation and aging of sensitive die surfaces. However, such cavities pose thermal and reliability trade-offs due to gas leakage and poor thermal conductivity. This proposal suggests replacing inert gas cavities with engineered solid-state thermal interface materials (TIMs), such as graphite films, thermal pads, or phase change materials, to enhance structural integrity, simplify manufacturing, and significantly improve thermal performance.
