Nanowire-holes quantum scattering influenced by Rashba spin–orbit coupling and spin-polarized phenomena

Abstract: Electrical control of spin in hole-based nanowires requires a quantitative description of how Rashba spin-orbit interaction (SOI-R) and subband mixing affect scattering through gate-defined quantum barrier (QB). Despite extensive band-structure studies, time-resolved transport in quasi-one-dimensional (Q1D) hole channels (especially in the presence of heavy–light hole (hh–lh) mixing) remains insufficiently characterized. This work addresses that gap by performing an impersonal, time-dependent analysis of spin-resolved quantum scattering in Q1D semiconductor nanowires subject to SOI-R. The dynamics are obtained from the time-dependent Schrödinger equation using a Crank-Nicolson finite-difference scheme applied to the multiband Kohn-Lüttinger Hamiltonian. Two regimes are examined: (i) an uncoupled case without hh–lh interaction and (ii) a mixed case including full hh–lh coupling. In the uncoupled regime, the spin-split tunneling (SST) increases with SOI-R strength and QB thickness and then saturates. When hh–lh mixing is included, transmission develops pronounced energy-dependent oscillations and a persistent probability accumulation emerges on the incident side of the QB, evidencing spin–orbit-driven interference. The results provide quantitative correlations between SST, spin precession, structural (QB geometry) and electrostatic (SOI-R) parameters, thereby establishing a consistent framework for predicting and tuning spin-polarized quantum hole transport in SOI-R coupled Q1D nanowires and therefore taking aim at new concepts for the design of gate-controlled spin-field-effect-transistor ongoing nanostructures.
