Transition from layered quantum camelbacks to quantum rings: Aharonov-Bohm effects and nonlinear optical generation

Abstract: We present a three-dimensional theoretical study of magneto-optical and nonlinear optical properties in vertically stacked InAs/GaAs layered nanostructures, emphasizing the transition from a layered quantum camelback (QC) to a layered quantum ring (QR) configuration. Within the effective-mass and envelope-function framework, the electron eigenstates are obtained by a finite-element solution of the magnetic-field-dependent Hamiltonian, and the optical response is evaluated using a density-matrix formalism. By analyzing the spacer-layer width l , we identify a weak dot–dot coupling regime ( l = 7 nm) in which the low-lying spectrum becomes weakly sensitive to interlayer separation. In this regime, we examine the effects of a growth-axis magnetic field and lateral misalignment on the electronic structure and on the nonlinear optical rectification (NOR), second-harmonic generation (SHG), and third-harmonic generation (THG) coefficients. For the layered QC structures, the magnetic field produces only modest spectral shifts in the first four low-lying energy levels. However, for sufficiently large QC sizes, the field enhances transition dipole moments, leading to a significant increase in the NOR/SHG/THG peaks in the THz-energy range. On the other hand, the layered QR exhibits larger and intermittent nonlinear optical responses at higher fields, consistent with rotational states and Aharonov–Bohm-type oscillations arising from its doubly connected geometry. These findings provide design guidelines for magnetically tunable THz nonlinear elements based on ring-like semiconductor nanostructures.
