Abstract: This manuscript presents the architectural formulation, electro-thermal optimization, and structural verification of an ultra-efficient 12,000-gate Superconducting Single Flux Quantum (SFQ) processing unit engineered to operate at an absolute peak clock frequency of 5.5 THz without inducing magnetic crosstalk or phase interference. Operating within High-Temperature Superconductor (HTS) Yttrium Barium Copper Oxide (YBCO) thin films introduces complex localized thermal profiles and flux interactions. To eliminate the fundamental memory wall and suppress signal coupling between dense Josephson junctions, this design introduces a novel localized RAM architecture embedded directly adjacent to or above each junction. This integrated memory is synthesized as a continuous superconducting micro-ring that traps and guides magnetic flux quanta (Φ₀) analogously to a hydrodynamic conduit or "riverbed" flux channel, isolating individual flux lines and preventing parasitic crosstalk. By executing an advanced geometric floorplanning strategy, we achieved a spatial thermal damping coefficient of 0.9085. To survive the narrow thermal margin near the Liquid Nitrogen (LN₂) cooling boundary (77 K), a monolayer graphene heat-spreading interface was synthesized into the substrate profile, stabilizing localized thermal dissipation to 1.3648 × 10⁻⁷ W per gate via ballistic phonon transport.
